Dense integration of logic, HBM and package substrates

CoWoS is a TSMC advanced-packaging technology family. It connects logic chips and components such as HBM through an interposer and then to a package substrate, concentrating many connections over short distances.

Complementary components

HBM is memory; CoWoS is an integration approach that can place memory beside processing chips. They do not replace each other.

  • Not every GPU uses HBM, and not every advanced package is CoWoS.

Capacity depends on several qualified inputs

Combining valuable components increases the cost of assembly or interface failures. Large packages also require warpage, thermal and power control.

  • Logic, HBM, substrates and package capacity must align. Wafer starts, package counts and good-unit output are different measures; expansion in one stage is not an equal increase in finished systems.
